Samsung Electro-Mechanics and Qualcomm develop AI chip 2.1D packaging

Why we picked it

This development could lead to more affordable and powerful AI chips, potentially impacting the cost and performance of AI products in the market.

Samsung Electro-Mechanics (SEM) and Qualcomm are collaborating on a 2.1D advanced packaging for AI semiconductors, using embedded organic bridge chips. This approach, similar to Intel's EMIB but with cheaper organic materials instead of silicon, aims to reduce costs and avoid Intel's patents. The organic bridge chips are designed as small substrates formed by RDL process, targeting 1.5-2μm line width/spacing, 4-5μm via size, and 500-1000/mm pattern density, offering finer wiring and higher I/O bandwidth compared to traditional FC-BGA stacking.
